I started with the book recommended by the author of LTspice, which is Semiconductor Device Modeling with SPICE (2nd ed.) by Massobrio & Antognetti. At first, I felt completely overwhelmed by this book, but if you can just focus a bunch of time on Chapter 1 (diodes), then you'll find the later chapters are just building off that initial chapter. Maybe reread that chapter a couple times. The later chapters will cover actual parameter extraction techniques, but it's important to know what the parameters are doing first.

This course emphasizes understandingsemiconductor devices from a device modeling perspective. The textbook I havechosen is Understanding Semiconductor Devices, by SimaDimitrijev. Starting with the phenomenologicalstatement of physical processes, the operation of a device is derived fromfundamental principles and the device's materials and design. Emphasis is givento understanding the physics behind SPICE parameters and their measurement.Subjects include the motion of charge carriers in solids, equilibriumstatistics, the electronic structure of solids, doping, non-equilibrium states,the pn junction, the junction transistor, the Schottky diode, the field-effect transistor, thelight-emitting diode, and the photodiode. In my opinion, this textbookprovides a relatively friendly introduction to the subject of device physicsfrom the point of view of electrical engineering at a graduate level. Quantummechanical concepts are used only when needed.
